CMP (Chemical Mechanical Planarization) slurry wastewater is a critical process wastewater generated during semiconductor wafer manufacturing. It primarily originates from chemical mechanical polishing (CMP), post-CMP wafer cleaning, spent slurry discharge, and cleanroom floor washing operations.
Compared with conventional industrial wastewater, CMP slurry wastewater exhibits highly specialized characteristics. The primary contaminants consist of nano-scale silica (SiO₂) and ceria (CeO₂) abrasive particles, together with trace metal ions such as copper (Cu) and aluminum (Al), polishing slurry dispersants, benzotriazole (BTA) corrosion inhibitors, and residual acids and alkalis.
The astewater is characterized by extremely high turbidity and exceptionally stable colloidal particles. Due to the ultra-fine particle size, suspended solids are difficult to settle and cannot be effectively separated using conventional treatment technologies.Although the overall COD is relatively low, the wastewater exhibits high viscosity, significant scaling potential, and frequent fluctuations in water quality, making pipeline blockage and membrane fouling common operational challenges.
Furthermore, semiconductor manufacturing requires ultrapure reclaimed water that meets extremely stringent process water specifications, with water quality requirements far exceeding those of conventional industrial wastewater reuse.
CMP wastewater treatment presents several highly specialized technical challenges unique to semiconductor manufacturing.
Stable nano-scale silica colloids are difficult to remove using conventional sedimentation processes, resulting in sludge accumulation, severe membrane fouling, frequent membrane replacement, and unplanned system shutdowns that directly affect wafer production continuity.
Residual polishing chemicals and trace heavy metals may lead to environmental compliance risks if not completely removed.
Since semiconductor fabrication facilities require exceptionally high-purity reclaimed water, conventional water treatment systems are often unable to consistently achieve the required water quality, resulting in low water reuse rates and increased operating costs.
Standardized wastewater treatment equipment is generally not designed for the high-viscosity, ultra-fine particle characteristics of CMP slurry wastewater, offering insufficient anti-clogging and corrosion resistance.
In addition, semiconductor fabs frequently expand production capacity, while conventional treatment systems occupy large footprints and provide limited flexibility for capacity upgrades. As a result, integrated and customized wastewater treatment solutions specifically designed for advanced semiconductor manufacturing are increasingly required.
To address the primary challenges of CMP wastewater—including stable colloids, ultra-fine particles, and membrane fouling—we utilize a dedicated treatment process consisting of:
Segregated Collection → Precision Water Conditioning & Coagulation → High-Efficiency Flocculation & Sedimentation → Precision Filtration → Advanced Membrane Purification → Ultrapure Water Reuse
CMP wastewater is collected separately and equalized to maintain stable treatment conditions.
Accurate pH adjustment destabilizes colloidal particles, while a high-performance coagulation and flocculation system rapidly aggregates and settles nano-scale abrasive particles.
Following sedimentation, the majority of suspended solids and colloidal contaminants are removed before the water passes through precision filtration and activated carbon adsorption, eliminating residual organic compounds and trace metal impurities.
Finally, an Ultrafiltration (UF) system combined with an anti-fouling Reverse Osmosis (RO) membrane system provides advanced desalination and purification, producing high-quality reclaimed water suitable for wafer polishing and cleaning processes.
